In magnetic systems of nano-meter size, the interplay between spin and charge of electrons provides unique transport phenomena. In magnetic superlattices, magnetic and non-magnetic metallic thin films with thickness of the order of one nano-meter are piled-up alternately. Since the discovery of giant magnetoresistance (GMR) in these superlattices in 1988, spin dependent transport phenomena in magnetic nanostructures have received much attention from both academic and technological points of view. Ferromagnetic tunnel junctions made of ferromagnetic metal electrodes and a very thin insulating barrier between them are also of current interest as magnetoresistive devices, where the tunneling current depends on the relative orientation of magnetization (TMR). In addition to magnetic superlattices and magnetic tunnel junctions, magnetic granular systems and magnetic dots have been studied extensively as magnetoresistive systems. In this work, we experimentally study spin-dependent hot electron transport through metallic multilayers (ML), containing single magnetic layers or "spin-valve" (SV) trilayers. For this purpose, we have set up a ballistic electron emission microscope (BEEM), a three terminal extension of scanning tunnelling microscopy on metal/semiconductor structures. The implementation of the BEEM requirements into the sample fabrication is described in detail. Using BEEM, the hot electron transmission through the ML's was systematically measured in the energy range 1-2 eV above the Fermi level. By varying the magnetic layer thickness, the spin-dependent hot electron attenuation lengths were deduced. For the materials studied (Co and NiFe), they were compared to calculations and other determinations in the literature. For sub-monolayer thickness, a non uniform morphology was observed, with large transmission variations over sub-nanometric distances. This effect is not yet fully understood. In the imaging mode, the magnetic configurations of SV's were studied under field, focussing on 360° domain walls in Co layers. The effects of the applied field intensity and direction on the DW structure were studied. The results were compared quantitatively to micromagnetic calculations, with an excellent agreement. From this, it can be shown that the BEEM magnetic resolution is better than 50 mn.

In this thesis we investigate spin injection and transport in semiconductor and metal nanostructures. To overcome the limitation imposed by the low efficiency of spin injection and extraction and strict requirements for retention of spin polarization within the semiconductor, novel device structures with additional logic functionality and optimized device performance have been developed. Weak localization/antilocalization measurements and analysis are used to assess the influence of surface treatments on elastic, inelastic and spin-orbit scatterings during the electron transport within the two-dimensional electron layer at the InAs surface. Furthermore, we have used spin-valve and scanned probe microscopy measurements to investigate the influence of sulfur-based surface treatments and electrically insulating barrier layers on spin injection into, and spin transport within, the two-dimensional electron layer at the surface of p-type InAs. We also demonstrate and analyze a three-terminal, all-electrical spintronic switching device, combining charge current cancellation by appropriate device biasing and ballistic electron transport. The device yields a robust, electrically amplified spin-dependent current signal despite modest efficiency in electrical injection of spin-polarized electrons. Detailed analyses provide insight into the advantages of ballistic, as opposed to diffusive, transport in device operation, as well as scalability to smaller dimensions, and allow us to eliminate the possibility of phenomena unrelated to spin transport contributing to the observed device functionality. The influence of the device geometry on magnetoresistance of nanoscale spin-valve structures is also demonstrated and discussed. Shortcomings of the simplified one-dimensional spin diffusion model for spin valve are elucidated, with comparison of the thickness and the spin diffusion length in the nonmagnetic channel as the criterion for validity of the 1D model. Our work contributes directly to the realization of spin valve and spin transistor devices based on III-V semiconductors, and offers new opportunities to engineer the behavior of spintronic devices at the nanoscale.
