Plasma processing of semiconductors is an interdisciplinary field requiring knowledge of both plasma physics and chemical engineering. The two authors are experts in each of these fields, and their collaboration results in the merging of these fields with a common terminology. Basic plasma concepts are introduced painlessly to those who have studied undergraduate electromagnetics but have had no previous exposure to plasmas. Unnecessarily detailed derivations are omitted; yet the reader is led to understand in some depth those concepts, such as the structure of sheaths, that are important in the design and operation of plasma processing reactors. Physicists not accustomed to low-temperature plasmas are introduced to chemical kinetics, surface science, and molecular spectroscopy. The material has been condensed to suit a nine-week graduate course, but it is sufficient to bring the reader up to date on current problems such as copper interconnects, low-k and high-k dielectrics, and oxide damage. Students will appreciate the web-style layout with ample color illustrations opposite the text, with ample room for notes. This short book is ideal for new workers in the semiconductor industry who want to be brought up to speed with minimum effort. It is also suitable for Chemical Engineering students studying plasma processing of materials; Engineers, physicists, and technicians entering the semiconductor industry who want a quick overview of the use of plasmas in the industry.

A variety of plasmas include molecules rather than only ions or atoms. Examples are ionospheres of the Earth and other planets, stellar atmospheres, gaseous discharges for use in various devices and processes, and fusion plasmas in the edge region. This book describes the role of molecules in those plasmas by showing elementary collision processes involving those molecules. All possible processes are presented both for electron and ion collisions with the molecules. On the basis of the accumulated knowledge in atomic and molecular physics, a compact but informative description is given for each process. Specific emphasis is placed on the feature which application people often tend to overlook.

The Proceedings of the Advanced study Institute on Fundamental Processes in Atomic Collision Physics (Santa Flavia, Italy, September 10-21, 1984) are dedicated to the memory of Sir Harrie r-1assey, whose scientific achievements and life are reviewed herein by Sir David Bates. At the first School on the above topic (Maratea, September 1983, Volume 103 in this series), Harrie Massey presented the introductory lectures, summarized the entire lecture program, and presented an outlook on future developments in atomic collision physics. In an after-dinner speech, Massey recalled personal reminiscences and historical events with regard to atomic collision physics, to which he had contributed by initiating pioneering work and by stimulating and surveying this branch of physics over a period of almost six decades. Participants in the Maratea School will always remember Harrie Massey as a charming and wonderful person who was most pleased to discuss with everyone--students, postdoctorals, and senior scientists--any topic in atomic collision physics. Harrie Massey was a member of the Scientific Advisory Committee of the 1984 Santa Flavia School. Before his death he expressed his interest in attending this second School devoted to the presentation of recent developments and highlights in atomic collision physics. It is the desire of all authors to honor Harrie Massey with their contributions in these Proceedings.

An understanding of the collisions between micro particles is of great importance for the number of fields belonging to physics, chemistry, astrophysics, biophysics etc. The present book, a theory for electron-atom and molecule collisions is developed using non-relativistic quantum mechanics in a systematic and lucid manner. The scattering theory is an essential part of the quantum mechanics course of all universities. During the last 30 years, the author has lectured on the topics presented in this book (collisions physics, photon-atom collisions, electron-atom and electron-molecule collisions, "electron-photon delayed coincidence technique", etc.) at many institutions including Wayne State University, Detroit, MI, The University of Western Ontario, Canada, and The Meerut University, India. The present book is the outcome of those lectures and is written to serve as a textbook for post-graduate and pre-PhD students and as a reference book for researchers.

Atomic and molecular processes play an important role in laboratory and astrophysical plasmas for a wide range of conditions, and determine, in part, their electrical, transport, thermal, and radiation properties. The study of these and other plasma properties requires a knowledge of the cross sections, reaction rate coefficients, and inelastic energy transfers for a variety of collisional reactions. In this review, we provide quantitative information about the most important collision processes occurring in hy drogen, helium, and hydrogen-helium plasmas in the temperature range from 0. 1 eV to 20 keY. The material presented here is based on published atomic and molecular collision data, theoretical calculations, and appro priate extrapolation and interpolation procedures. This review gives the properties of each reaction, graphs of the cross sections and reaction rate coeffiCients, and the coefficients of analytical fits for these quantities. We present this information in a form that will enable researchers who are not experts in atomic physics to use the data easily. The authors thank their colleagues at the Princeton Plasma Physics Laboratory and in the atomic physics community who have made many useful suggestions for the selection and presentation o. f t. he material. We gratefully acknowledge the excellent technical assistance of Elizabeth Carey for the typing, and Bernie Giehl for the drafting. This work was supported in part by the U. S. This comprehensive volume surveys the general aspects of atomic cluster science and outlines some of its important new challenges. It begins by detailing the recent advances in the understanding of structure and the essential properties of selected atomic cluster systems, fullerenes and confined atoms. Recent advances in the field of photo processes involving atomic clusters and fullerenes are discussed, and an entire chapter is devoted to the problem of fission dynamics of atomic clusters, presenting parallels with similar processes in nuclear physics. The book goes on to describe the problems of electron-cluster collisions with special emphasis on polarization and collective excitation effects. The important area of the behavior of atomic clusters in laser fields is considered; the ionization, collective dynamics of electrons in the system in the presence of the laser field, and the laser induced dynamics of molecules and clusters are thoroughly described. Finally, a broad spectrum of problems in the area of ionic collisions with fullerenes and metal clusters is covered — from both experimental and theoretical points of view — and the results of the most recent measurements are reported. The concluding chapter takes a careful look at the interaction of an atomic cluster with a surface. The problems of cluster deposition and formation at a surface as well as collision processes involving clusters deposited at a surface are considered through a number of illustrative examples./a

The collision of electrons with molecules and molecular ions is a fundamental pro cess in atomic and molecular physics and in chemistry. At high incident electron en ergies, electron-molecule collisions are used to deduce molecular geometries, oscillator strengths for optically allowed transitions, and in the case of electron-impact ionization, to probe the momentum distribution of the molecule itself. When the incident electron energy is comparable to or below those of the molecular valence electrons, the physics involved is particularly rich. Correlation and exchange effects necessary to describe such collision processes bear a close resemblance to similar efft:cts in the theory of electronic structure in molecules. Compound state formations, in the form of resonances and vir tual states, manifest themselves in experimental observables which provide details of the electron-molecule interactions. Ro-vibrational excitations by low-energy electron collisions exemplify energy transfer between the electronic and nuclear motion. The role of nonadiabatic interaction is raised here. When the final vibrational state is in the continuum, molecular dissociation occurs. Dissociative recombination and dissociative attachment are examples of such fragmentation processes. In addition to its fundamental nature, the study of electron-molecule collisions is also motivated by its relation to other fields of study and by its technological appli cations. The study of planetary atmospheres and the interstellar medium necessarily involve collision processes of electrons with molecules and molecular ions.

In recent years, the impact of new experimental techniques (e.g., nuclear physics methods, availability of high-intensity light sources) as well as an increasing demand for atomic collision data in other fields of physics (e.g., plasma physics, astrophysics, laser physics, surface physics, etc.) have stimulated a renewed, strong interest in atomic collision research. Due to the explosive development of the various fields, scientists often even have dif ficulty in keeping up with their own area of research; as a result, the overlap between different fields tends to remain rather limited. Instead of having access to the full knowledge accumulated in other fields, one uses only the small fraction which at the moment seems to be of immediate importance to one's own area of interest. Clearly, many fruitful and stimulating ideas are lost in this way, causing progress to be made much more slowly than it could be. Atomic col lision physics is no exception to this rule. Although it is of basic interest to many other areas, it is mostly regarded merely as a (nonetheless important) tool by which to gain additional information.
