This thesis is focused on an experimental study of the electrical properties of a two-dimensional electron gas formed in a GaAs/AlGaAs heterostructure. Low temperature magneto-transport measurements are used to characterize the carrier density and mobility of this system. An extensive study of the temperature and current dependence of quantum-mechanical transport effects, observable at very low temperatures, is performed in the temperature range of 4.2-100 K, for measurement currents in the range of 10 nA- 100℗æA. The well-known decrease in the amplitude of the Shubnikov-de Haas effect, and an accompanying increase in the onset magnetic field of these oscillations, with increasing temperature, as well as a simultaneous suppression of the quantum-Hall effect, is observed. Similar behavior is found on increasing the measurement current. An analysis of the insulator to quantum Hall transition (I-QH), occurring in the two-dimensional electron gas at low perpendicular magnetic fields, is also reported, along with the results of investigations of electron heating based on the measurements of the energy-loss rate. This study shows that the direct I-QH transition does not always correspond to the onset of strong localization, with clear Shubnikov-de Haas oscillations being observed in the insulating regime. A linear dependence of the electron energy-loss rate and electron temperature in the temperature range of 4.2-40 K is determined, indicating that the main mechanism for electron energy relaxation is acoustic phonon scattering.

The electrical transport in the semiconductor two-dimensional electron gases (2DEGs) in the presence of magnetic fields have been the subject of extensive experimental and theoretical studies. Whereas the experiments generally focus on the total magnetotransport of the spin-up and spin-down electrons, the problem of how individual spin components contribute to the sum has been mostly remained untouched. Due to the Zeeman splitting of the Fermi velocities, spin-up and spin-down electrons face different resistivities against their flow. In this thesis, this problem is addressed based on electrical generation and detection of nonequilibrium spin polarization in a narrow conducting channel of 2DEG in a GaAs/AlGaAs heterostructure. It makes use of narrow quasi-one-dimensional constrictions, known as quantum point contacts (QPCs), at a high magnetic field as the injector and detector of the spin polarization. We also simulate the problem based on an one-dimensional spin diffusion model and it turns out that it numerically agrees with the measurements using an electron spin susceptibility which is enhanced compared to that of bare GaAs. Such enhancements are generally linked with the electron-electron interactions which become important for electrons in confined geometries. The first section reviews the general characteristic properties of 2DEGs in GaAs/AlGaAs semiconductor heterostructures, gate-defined structures and quantized electrical transport through QPCs. The second chapter reviews the main results of electronic transport measurements on 2DEGs in the presence of in-plane magnetic fields, and the third chapter includes our spin polarization measurement results in a narrow channel of 2DEG and how they help to account for the effect of spin orientation on the electrical resistivity.

Recent advances in the fabrication of semiconductors have created almost un limited possibilities to design structures on a nanometre scale with extraordinary electronic and optoelectronic properties. The theoretical understanding of elec trical transport in such nanostructures is of utmost importance for future device applications. This represents a challenging issue of today's basic research since it requires advanced theoretical techniques to cope with the quantum limit of charge transport, ultrafast carrier dynamics and strongly nonlinear high-field ef fects. This book, which appears in the electronic materials series, presents an over view of the theoretical background and recent developments in the theory of electrical transport in semiconductor nanostructures. It contains 11 chapters which are written by experts in their fields. Starting with a tutorial introduction to the subject in Chapter 1, it proceeds to present different approaches to transport theory. The semiclassical Boltzmann transport equation is in the centre of the next three chapters. Hydrodynamic moment equations (Chapter 2), Monte Carlo techniques (Chapter 3) and the cellular au tomaton approach (Chapter 4) are introduced and illustrated with applications to nanometre structures and device simulation. In the first set of experiments---the low-field experiments---we studied the effect of spin-orbit coupling. We tuned the strength of spin-orbit coupling from the weak localization regime to the antilocalization regime using in situ gate control. Using a new theory, we separately extracted the values for the three material-dependent spin-orbit constants. We also measured the average and variance of conductance in assorted quantum dots, with and without strong spin-orbit coupling, and found quantitative agreement with recent random matrix theory predictions, as long as we also properly included the effects of parallel magnetic field.

In the series of International Winter Schools on New Developments in Solid State Physics, the fourth one was devoted to the subject: "Two Dimensional Systems: Physics and Devices". For the second time the pro ceedings of one of these Winter Schools appear as a volume in the Springer Series in Solid-State Sciences (the earlier proceedings were published as Vol. 53). The school was held in the castle of MauterndorfjSalzburg (Austria) February 24-28, 1986. These proceedings contain contributions ba:sed on the thirty invited lectures. The school was attended by 179 registered participants (40% students), who came from western European countries, the United States of America, Japan, the People's Republic of China and Poland. As far as the subjects are conterned, several papers deal with the growth and characterization of heterostructures.
